I would say the TARDIS is unambiguously self-aware. It does think differently than many spieces in the setting would, but I would compare it more to advaced AI type of characters.
Looking at 2005 TV show only, the episode The Doctor's Wife is the greatest evidence of it.
Supplementally, outside of the show, there are multiple instances in the novels of TARDISes acting of their own volition very explicitly as any other conscious beings would. One of them even became a Time Lord.

A second person agreeing with this. To add on, while normally not speaking, the episode The Doctor’s Wife has the TARDIS possess a human body, and is unambiguously a being with a personality there.

olo: Kaname Madoka (PMMM) should be "Solo: Kaname Madoka (PMMM)".

Hi, I nominated some ships for Dreamer Trilogy - Maggie Stiefvater, and some of them were changed/fixed incorrectly. The characters "Jordan" and "Hennessy" are two different people. Hennessy was born Jordan Hennessy, and as a child she made a magical copy of herself. She named the copy Jordan and took the name Hennessy for herself. By the start of the novels, the two characters are adults who live independently and have their own personalities, magical abilities, and romantic relationships.

These are the ships I originally nominated, formatted like the canonical ship tags:

I noticed that the "Hennessy & Jordan (Dreamer Trilogy)" tag wandered over to the Raven Cycle fandom. Those characters don't appear in the Raven Cycle.
